I would argue the only scary one is the OG RE3 where Nemesis does make you shit your pants. Not out of sheer horror per se like Silent Hill or whatever, but out of pure terror - he'll run at you and fuck your shit up very quickly and the game does a great job of building him up.
To a lesser degree this applies to other big enemies in the og games like the Tyrants or Birkin, or even to Hunters/Crimson Heads/Lickers. But yeah, it's more of a "he can fuck me up so fast I better be careful" kind of thing.
